I'm trying to determine whether to use ECC SDRAM on a system, and am trying to find info on SDRAM soft error rates for modern SDRAM chips. I can't find anything newer than 1998. Can anyone refer me to some relevant data? If the old rates from 256Mb parts (~2/year) still holds true, we should be seeing soft errors every few weeks on most systems, and every few days at high altitudes - why don't we? Or do we?

You can check IEEE or it papers.

itpapers.com, January 2004: <A HREF="http://www.itpapers.com/abstract.aspx?kw=soft+error+rate+&docid=122088" target="_new">Soft Errors in Electronic Memory</A>

(you just need to register, it's easy)
